Abstract

The nonlinear dynamics of distributed feedback (DFB) laser diodes (LD) was studied using the carrier heating model. Simulated results showed the importance of incorporating bandgap shrinkage and resistive heating. A good agreement between calculated and measured nonlinear behavior of laser diodes was observed.
